Chips Are Running Out of Room, So Engineers Are Stacking Them

For fifty years, computing advanced by shrinking transistors. As that path grows steeper and more expensive, the industry’s centre of gravity has shifted to what happens after the silicon is made: advanced packaging, the art of stitching multiple chips into a single system so tightly that they behave as one.

Why packaging became the main event

The most powerful AI processors are not single chips but assemblies: logic dies flanked by stacks of high-bandwidth memory, connected by silicon interposers with tens of thousands of microscopic links. The performance of the whole depends as much on that assembly as on the transistors, and the packaging lines have become the industry’s bottleneck.

Yields explain the shift. A giant monolithic chip fails if any part fails; an assembly of smaller, pre-tested chiplets wastes far less silicon and lets designers mix components made on different processes, each optimised for its job.

    The capacity crunch

Demand for advanced packaging has outrun supply, with the leading manufacturer’s key technology booked out and rivals scrambling to qualify alternatives. Entire factory towns are being built around packaging and testing, and equipment for the processes, once a sleepy corner of the industry, now has waiting lists.

Governments have noticed that their semiconductor strategies funded the glamorous fabrication plants while neglecting the packaging stage, and subsidy programmes are being rewritten to cover the full chain. A chip strategy that ends at the fab gate turns out to end too early.

    Chiplets and standards

The logical endpoint is a marketplace of interchangeable chiplets: processors, memory and accelerators from different vendors combined on one package. Standards for the interconnects between them have been agreed, though the commercial ecosystem is young and the largest players still prefer their own integrated designs.

Even if the full marketplace takes years, the design philosophy has already won. Roadmaps across the industry assume assemblies, not monoliths, at the high end, and engineering talent is migrating accordingly towards thermal, mechanical and signal-integrity problems that barely featured in classical chip design.

Heat is the tax on density

Stacking computation concentrates heat in volumes that defeat conventional cooling. High-end packages now ship with liquid cooling assumptions built in, and research into cooling channels etched within the silicon itself has moved from curiosity to serious programme at several laboratories.

Power delivery is the companion problem: feeding a thousand watts into a package a few centimetres across, without the voltage wobbling as workloads spike, requires as much ingenuity as the computation it feeds.

    The wider context

Semiconductors underpin so much of modern life that their supply has become a matter of statecraft, ranked alongside energy in national security documents. The industry’s structure, a chain of near-monopolies at successive stages, from design software to lithography to advanced fabrication, means resilience cannot be bought at any single point.

The artificial intelligence boom intensified everything. Demand for computing power has outrun even this industry’s formidable capacity to expand, converting what was a cyclical business into a strategic scramble in which the packaging plant and the power supply to a data centre campus can matter as much as the chip design itself.

What it means for the map of the industry

Packaging plants are cheaper than leading-edge fabs by an order of magnitude, which changes the geopolitics. Countries that could never justify a frontier fab can host world-class packaging and test facilities, inserting themselves into the supply chain at a stage that has become genuinely strategic.

The industry’s centre of innovation is thus spreading even as its most advanced fabrication concentrates. The package, once the plain box the chip arrived in, has become the product, and the engineers who design it have become some of the most contested hires in technology.

Every era of computing has a constraint that defines it. This one’s is not the transistor but the millimetre between chips, and the fortunes being made and spent on that millimetre suggest the industry knows it.
